The 16-bit microprocessor CMOS LSIC hardened against influence of the γ-radiation

The results of design of the 16-bit microprocessor 1834BM86 CMOS LSIC (the functional analog of the 1810BM86 n-channel LSIC) and its tests under influence of the accumulated to 106 rad γ-radiation dose have been given.The main features of the CMOS structure the most subjected to modifications under γ-radiation influence have been marked. Some peculiarities of elements' construction also some peculiarities of technological fulfilment process for radiation hardened LSIC have been considered. The significances of the main LSIC electrical parameters and n-channel transistors threshold voltage as to so after application of radiation and thermal manufacturing for crystal fulfilment process have been presented.
