Of modules solar cells base on the GaAs-InGaAs-AlGaAs tandem heterostructures

In this paper we report on the fabrication and the characteristics of modules solar cells base on GaAs-InGaAs-AlGaAs heterostructures. The activ area of module solar cells, size 10×20 mm, was equal 21,12 cm². The modules solar cells has a conversion efficiency 28,5% at 1 sun АМ 1,5 and maximum power - 602 mW.
